  • Frequency and linearity parameter analysis of nanotube junction-less gate all around MOSFET and their dependence on inner and outer radius of gate
Nitin Garg, Gaurav Rajput, Poorvi Bhalerao, Divyanshu Srivastav, Mudit Sinha
Integrated Technologies in Electrical Electronics and Biotechnology Engineering, 2025
This paper presents an in-depth examination of the Frequency and linearity characteristics of nanotube junction-less Gate All Around (JLGAA) MOSFET. A nanotube JL GAA MOSFET is a cutting-edge semiconductor device that holds promises for the future of electronics. It signifies a notable progress within the realm of nanoelectronics. In this paper, we investigated the frequency and linearity parameters of nanotube JLGAA MOSFET by varying the inner and outer radius of the gate. We examined the effects of different gate radius on various frequency and linearity parameters such as drain current (Id), trans-conductance (gm1), gm2, gm3.

Nitin Garg, Ashish Pandey, Avanish Kumar Pandey, Ashutosh Tyagi, Aniket Pratap Singh
International Journal of Numerical Modelling Electronic Networks Devices and Fields, 2024
The work investigates the effect of temperature variation on the linearity performance of Nanotube Junctionless Surrounding Gate (NT‐SG) MOSFET. In this study, the linearity parameters of NT‐SG MOSFET is investigated by changing the temperature range from 300 to 500 K using the Silvaco 3D Simulator. For the specified temperature range, characteristics including high‐order trans‐conductance (gm2 and gm3), IIP3, VIP3, and VIP2 have been assessed. All of these metrics exhibit great linearity and little distortion at the NT‐SG MOSFET's zero crossover point for Vds = 0.01 V. The VIP2 and VIP3 are found to be increased when the temperature range increases from 300 to 500 K and thus the device is found to be more suitable for high‐frequency applications. In addition to this, the NT‐SG MOSFET manifests enhanced analog performance and is also more immune toward SCEs.
  • Frequency Analysis of Nanotube Junction-Less Double-Gate All Around (NJL-DGAA) Mosfets
Nitin Garg, Aditya Agrahari, Abhishek Kumar Singh, Fiza Perveen
Proceeding of 2024 International Conference on Communication Computing and Energy Efficient Technologies I3ceet 2024, 2024
This paper compares various performance metrics for three types of channel material for a nanotube junction-less double gate all around MOSFET. GaN-based NJL-DGAA MOSFET, SiC-based NJL-DGAA MOSFET, and Silicon-based NJL-DGAA MOSFET were compared with each other. It was observed that GaN-based NJL-DGAA MOSFET showed better performance metrics when compared with SiC-based NJL-DGAA MOSFET and Silicon-based NJL-DGAA MOSFET. Better analogous behavior in terms of improved drain current, improved transconductance, and improved transconductance generation factor for GaN were seen. Channel resistance was minimum in GaN when compared to other materials. The output conductance and cut-off frequency were also higher making GaN superior to withstand higher voltages and higher frequencies.

2024 15th International Conference on Computing Communication and Networking Technologies Icccnt 2024, 2024
The main aim of this paper is to investigate the impact of gate radius variation and dielectric material change on Gate-All-Around (GAA) MOSFETs in terms of gate controllability and performance in-depth. This study carefully explores and evaluates various factors affecting gate controllability, such as gate material, gate length, gate radius, channel properties and other parameters. Our investigation employs comprehensive simulations and analyses to evaluate the impact of varying gate radius dimensions on device characteristics, such as threshold voltage, subthreshold swing, and transconductance. Using a combination of experiments and detailed analysis, it seeks to understand how these factors impact semiconductor behavior. The goal is to develop effective strategies for controlling these factors to improve gate controllability, ultimately enhancing the overall efficiency and performance of GAA MOSFETs. Furthermore, our findings offer practical guidelines for optimizing GAA MOSFET designs for enhanced functionality and efficiency in future semiconductor technologies.

2023 International Conference on Disruptive Technologies Icdt 2023, 2023
This paper is based on a comparative analysis of four types of MOSFETs on the basis of various electrical parameters of a MOSFET. A number of research papers have been reviewed to understand the trend that is followed by the various MOSFETs like Single Gate Junction-less MOSFET, Double Gate Junction-less MOSFET, Gate All Around MOSFET and FINFET with respect to electrical parameters. Based on this study we have analyzed the electrical parameters like drain current, gate voltage, transconductance, Ion /Ioff ratio, output conductance and channel length. Each parameter is observed and graphs for each kind of MOSFET for these parameters have been mapped in this paper. We have then compared the four MOSFETs on the basis of these parameters to analyze the most efficient MOSFET. We have simulated these parameters on SILVACO. As a result of which we were able to find that Gate All Around Junction-less MOSFET provides better overall frequency analysis as compared to other MOSFETs.

Proceeding IEEE International Conference on Computing Communication and Automation Iccca 2017, 2017
Nowadays, the congestion of RF spectrum and increasing demands for high data rate is evident. In such a scenario, Free Space Optics (FSO) is seen as an effective alternative to cater the future bandwidth demands. However, commercial deployment of the technology is hampered owing to the various atmospheric phenomenon that severely limits the link quality of service. Among all the weather conditions, fog causes the maximum attenuation reaching hundreds of decibels per kilometer which results in high data rate drops and frequent link outages. Further, because of detrimental laser hazards in the wavelength band of interest, one cannot increase the laser power beyond a certain limit to improve the system performance. This work analyses NRZ-OOK FSO system under continental foggy conditions keeping in view of laser eye safety limits. Various system parameters such as transmission data rate, beam divergence and avalanche photodiode gain are analyzed. The challenge to operate at lower wavelengths of near infrared band has been discussed. Based on the investigation carried out, the paper is concluded with an optimal parameter selection.
  • Free Space Optical Communication link using optical Mach-Zehnder modulator and analysis at different parameters
    Nitin Garg, Vivek Singh
Proceedings of the 2014 International Conference on Issues and Challenges in Intelligent Computing Techniques Icict 2014, 2014
Free Space Optical Communication become more and more popular due to its advantage over Radio Frequency Communication. In this paper performance of system is observed in form of BER and Q-factor at different parameters. It is observed that BER is increased with increase in distance and Q-factor is decreased with increase in distance. BER and Q-factor is also affected by input power. If input power is increase then signal intensity is increased and maximum signal is reached at receiver. It also affects BER and Q-factor by decreasing the value of BER and increasing Q-factor. It is observed that with Mach-Zehnder optical modulator we get a BER of 10-90 at a distance of 1.7 km with input power 6dBm and Q-factor 60 is achieved at a distance of 1.6 km with input power of SilBm.

It is observed that BER is increased with increase in distance and Q-factor is decreased with increase in distance. BER and Q-factor is also affected by Bit Rate and Divergence. If Bit rate and Divergence is increase BER will increased and Q-factor is decreased. It is observed that with Mach-Zehnder optical modulator we get a BER of 10-20 at a distance of 1.8 km with bit rate 2.5 Gbps and Q-factor 30 is achieved at a distance of 1.6 km with 2.5 Gbps bit rate.
