Comparative Analysis of SRAM Cells for Enhanced Radiation Hardness and Stability with SRAM16T Kallepalli Praneetha, G. Rajender, E. John Alex, K. Niranjan Reddy 3rd International Conference on Integrated Circuits and Communication Systems Icicacs 2025, 2025 Static Random Access Memory (SRAM) is a crucial component in modern computing, particularly in applications requiring high stability and radiation resistance. Traditional 6T SRAM cells face challenges such as susceptibility to radiation-induced errors, power inefficiencies, and reduced noise tolerance. This paper presents a comparative analysis of 12T, 14T, and 16T SRAM architectures, evaluating their stability, energy efficiency, and radiation robustness using key performance metrics such as Static Noise Margin (SNM), Write Access Time (WAT), and Word Line Write Trip Voltage (WWTV). Simulation results indicate that 16T SRAM improves stability by up to 60% over conventional designs, making it ideal for aerospace and high-radiation environments. Despite its advantages, the 16T design increases power consumption and area overhead, requiring optimization. Future research should focus on reducing power consumption and area constraints while maintaining high reliability and radiation resilience to enhance its applicability in next-generation memory systems.
